一, 電薄膜及其異質結構新效應及成膜新技術的研究
鐵電體是一類具有自發極化的電介質,同時可具有壓電,熱釋電,電光和非線性光學等效應.將這類材料進行適當集成可能獲得新效應和新器件。脈衝激光沉積(PLD)是一種新的制膜技術,特別適合於氧化物薄膜的外延和集成。在這一領域取得以下主要成果並獲得1999年江蘇省科技進步二等獎:
發明了一種在薄膜沉積過程中外加低電場誘導鐵電膜沿特定結晶學方向生長的方法和裝置並給出了理論解釋,在多種襯底上獲得了(001)取向的鈮酸鋰薄膜和多層結構,為優化膜的性質和器件應用打下了基礎。該技術獲中國發明專利.
於1994年在KTP單晶襯底上外延生長了RTP和BNN單晶膜並獲得了低損耗BNN/KTP外延光波導,對波導光學材料有重要意義。
通過成功控制ZnO膜的取向,製成了深亞微米(001)ZnO/Al2O3聲學超晶格材料,其超聲諧振頻率高達10GHz,為當時報道的最高值。

二,存儲器用鐵電薄膜和下一代MOSFET用高介電柵介質材料的研究
鐵電存儲器具有非揮發,可快速讀寫,能耗低和集成度高等優點,在智能卡,移動通訊和計算機中有廣闊的應用前景。PZT和SBT是主要候選鐵電薄膜材料.PZT待解決的主要問題是延長疲勞壽命,SBT待解決的主要問題是增大極化和與半導體工藝的兼容.我領導的課題組利用導電氧化物過渡層成功控制PZT膜的織構,減少九十度疇界,將疲勞壽命提高到百億次,居國際領先地位。三度在Appl.Phys.Lett.發表論文。我們受摩托羅拉公司委託,系統地研究了微結構,應力和鈍化處理對SBT膜性質的影響,所獲大量數據受到委託方高度評價,相關工作獲2003年教育部提名國家科學技術獎自然科學一等獎。
我們受摩托羅拉公司委託開展了下一代MOSFET用高介電柵介質材料的研究,此材料對幾年後MOSFET按摩爾定律繼續提高集成度有重要意義。我們分別採用PLD和MOCVD方法合成製備了可在攝氏八百度下保持穩定,製備工藝與現C-MOS工藝兼容的非晶態LAO和LAON兩種材料,同時製成了等效於一納米二氧化硅的超薄柵電介質膜。為此摩托羅拉公司副總裁莫甘伯博士於2002.6.25在北京舉行新聞發布會宣布這一消息。國內外多家媒體作了報道。

三, 鈦鋁(TiAl)等金屬間化合物結構與缺陷的高分辨率顯微研究
金屬間化合物,特別是金屬鋁化物具有很高的比強度和良好的高溫力學性能。是一類新型高溫結構材料。我最早利用可在原子水平進行觀察和化學分析的原子探針場離子顯微術研究了鈦鋁等金屬間化合物的結構與缺陷。首次報道了TiAl相中反位原子,超位錯和兩種新孿晶結構的存在,發現加入鉻可以降低TiAl的層錯能並藉助高分辨電鏡測定擴展位錯寬度估算了層錯能的數值,利用電鏡樣品原位拉伸實驗證明了機械孿生是TiAl范性變形的重要機制。這些工作多次被引用,相關工作獲1995年國家教委科技進步二等獎。

四,合金擴散相變早期相變動力學的研究
合金擴散相變不僅是重要的科學問題, 而且是獲得具有特定微觀結構與性質材料的重要手段.擴散相變有兩類相變機制,即成核生長和失穩分解.受分析手段分辨率的限制,在一段時間內這方面的實驗研究進展緩慢。我在八十年代初開始較早利用具有原子級分辨率的原子探針研究這一問題.系統地分析了鎳鈹合金, 鎳銅鋁合金和Elinvar合金沉澱相成核,長大和粗化的過程, 得到了核心的形貌照片並測定了其成分,驗證了Lifshitz-Slyozov-Wagner粗化理論。首次報道了鎳鈹合金中片狀沉澱相核心與母相的取向關係和界面結構,分析了界面能各向異性及彈性畸變能對沉澱相核心形態的影響, 發現並報道了細小沉澱顆粒在電子束輻照下「反衝溶解」的現象。
